New Breakthroughs with GAN and AlGaN/GaN based devices

The advanced materials science of Aluminum Gallium Nitride (GaN) and AIGaN sensors represent a superior solution to silicon and other bulk semiconductor sensor technologies–which are already performing at their limits. Our application of AIGaN/GaN based devices has enabled detection of critical intrinsic interactions, multiple fields, and specific targets in a single wafer, all with exponentially greater sensitivity than current sensors.
As a result, our Ultrafield GaN/AIGan based sensors reveal feedback loops and causal connections, offering a far more powerful approach to diagnose and prevent disease, understand physical phenomena in industry, and enable smart cities and much more.

Advantages of GaN/AIGaN Based Technology for Sensors

What is the technology behind the reason GAN and AlGaN/GaN outperform silicon and other bulk semiconductors?

In a standard GaN HEMT architecture, an AlGaN layer is grown on top of GaN, creating a heterojunction that confines electrons in a 2D space, also known as 2D Electron Gas (2DEG). The electrons in a 2DEG within a heterojunction have higher mobility and less scattering related noise compared to standard silicon Field Effect Transistors (FETs). This gives them a high signal to noise ratio. This directly enables devices with high gain and low noise figures even at very high frequencies (THz), as well as high switching speed, higher efficiency and smaller die size.
How are the RAM Group GAN and AIGaN/GaN based devices manufactured?
We produce the devices using the very well-established silicon wafer manufacturing process technology, and then grow GaN layers on top of the silicon. We produce all of our technology in house, and we own and operate our own clean rooms.
Why are GAN and AlGaN/GaN ideal for sensing application?
We have developed a myriad of sensing applications that use the advantages of AlGaN/GaN devices. The 2DEG has a direct coupling with the charge states (signals) surrounding it, including the surface charges in its equilibrium state, and the entire system is very stable. Any electrical perturbation on the surface has a very large and direct coupling with the 2DEG and causes a large change in its resistance giving the extremely high sensitivity for our products. We have developed a unique process that allows us to increase sensitivity by orders of magnitude without compromising its temperature stability, higher mobility or high signal to noise ratio.

Essentially, they are significantly more sensitive and durable, and operate at higher temperatures. Also, we can tune the 2DEG properties for filtering or modulating the frequency for specific applications and minimizing all possible noise. We produce sensors with an exceptionally small form factor, which makes them easy to integrate into many different product embodiments.
